چکیده

Ion implantation of 60 ke V boron into {100} silicon at medium beam currents (150 ttA) was performed at 300-315 K over the dose range from 1 to 8 X 1016/cm2 • Diffraction contrast and high-resolution phase contrast transmission electron microscopy (TEM) were used on planview and 90· cross-section samples to study the formation of a continuous amorphous layer as a function of increasing dose. Our TEM results show that, unlike implantation of Si with heavier ions where amorphization initially occurs at or around the projected range, the amorphization by high dose ( > 5 X 1016/cm2) B-+-implanted Si first occurs at and/or near the surface. It is proposed that the buildup of a high concentration of vacancies which inevitably occurs near the surface during high-dose n-' implantation is primarily responsible for the observed near-surface amorphization. Based on the results of this investigation and those available in the published literature, it appears that low temperature (slow recombination rate for point defects) and high beam current (high generation rate for point defects) implantation may result in the optimum conditions for amorphous layer formation with boron.

New Contact Development for Si(Li) Orthogonal-Strip Detectors

At present, the contacts generally used for lithium-drifted silicon detectors consist of a diffused lithium layer (n-type) and a gold surface barrier (p-type). These contacts work well for unsegmented detectors. However, they both have disadvantages if used for segmented detectors. For this reason, we are developing new types of contacts that will be more robust and easier to segment. To replac...

Study of end of range loop interactions with B+ Pmplant damage using a boron doped diffusion layer

A boron doped epilayer was used to investigate the interaction between end of range dislocation loops (formed from Gef implantation) and excess point defects generated from a low dose 1 X 10’4/cm2 Bf implant into silicon. The boron doping spike was grown in by chemical vapor deposition at a depth of 8000 A below the surface. The intrinsic diffusivity of the boron in the doped epilayer was deter...

In the present research, amorphous Fe73.5Si13.5B9Nb3Cu1 Finemet foils, 21-26µm in thickness and 5mm in width, were prepared by Planar Flow Casting (PFC) process. Wound cores of amorphous Finemet foils were simultaneously annealed and heat treated at 540°C for 60, 120 and 240 minutes in steam and air flow to form oxide insulating coating layer on both surfaces of the foils. The structure of nano...

A Detailed Physical Model for Ion Implant Induced Damage in Silicon

A unified physically based ion implantation damage model has been developed which successfully predicts both the impurity profiles and the damage profiles for a wide range of implant conditions for arsenic, phosphorus, BF2, and boron implants into single-crystal silicon. In addition, the amorphous layer thicknesses predicted by this new damage model are also in excellent agreement with experime...
